二碲化钼(MoTe2)是和石墨烯类似的层状二维结构薄膜。二维材料以其优异的热传导性能、高载流子迁移率等特性在电学,光学,电化学和生物医学等领域有着广泛的应用。二碲化钼(MoTe2)是过渡金属硫族化合(TMDs)中一种性质比较独特的材料,可以稳定的以2H、Td和1T’晶相存在。其三方柱面体结构(2H-MoTe2)由于更小的禁带宽度(约为1.1eV)和更高的理论迁移速率(2500cm~2·V-1·S-1)而备受关注。扭曲八面体碲化钼(1T’-MoTe2)的理论迁移率高达4000 cm~2·V-1·S-1,禁带宽度为60meV,在14T的磁场下磁阻可以达到16000%。此外,理论计算预测单层的1T’-MoTe2是2D拓扑绝缘体和II型Weyl半金属,应用前景十分广阔。
